【募集の背景】
当部門はルネサス後工程拠点でのフリップチップ技術を用いた新パッケージ/新製品展開に関する組立プロセス技術および量産技術改善を担っています。
製造プロセスの開発・改善や製品解析を推進するに当り、PKG設計者、拠点エンジニア、設備メーカや材料メーカと協動し開発を推進できる中核エンジニアが非常に重要な役割を果たしています。
今後の車載製品を中心にフリップチップ構造を用いた新規パッケージ（Chiplet PKGや大型SIP PKG）の開発が益々重要となっており、新規パッケージ開発に必要となるプロセス技術の開発、および量産ラインへの展開を担って頂く、組立プロセスエンジニアを募集致します。
【職務内容】
担当技術分野：フリップチップPKG組立工程の総合エンジニア
対象PKG：フリップチップPKG（車載、民生）
担当業務：
（１）フリップチップPKG組立工程のプロセス技術開発
プロセス技術開発、材料、設備選定の為の評価、解析
（２）フリップチップPKG組立工程のプロセス改善
品質改善、生産改善を目的としたプロセス技術改善、開発

【人材要件】
MUST:
組立プロセス技術立上経験
PKG物理解析経験
WANT：
フリップチップ組立プロセス技術立上経験
量産工程設計経験
生産設備の選定、導入、保全経験
応力設計、熱設計経験
製品の信頼性設計経験
アンダーフィル、放熱樹脂、接着剤などの材料選定経験
語学要件
英語：ビジネス会話ができる (TOEIC 700点程度)
日本語：ビジネス会話ができる（N1程度）
